In this manuscript, we demonstrate the potential of replacing the standard bottom anti-reflective coating (BARC) by a PolyMethylGlutarImide (PMGI) layer for wafer-scale nanofabrication by means of deep-UV Displacement Talbot Lithography (DTL).
